For castle theme, I would say pic related or whichever one was the last one (I think from 2006) to use a nice base plate. You could also argue that the 2013 castle theme and kingdoms is the best because of the modular implementation. However, because these sets are not 10,000 pieces, the baseplate really adds to the overall display of the castle I think.
If you count Lord of the Rings as castle theme, Helms Deep seems to be the best medieval castle. So Helms Deep and Disney Castle. Disney Castle is inspired by Neuschwanstein Castle which wasn't built until 1869.
